摘要: We present a flash trajectory imaging technique which can directly obtain target trajectory and realize non-contact measurement of motion parameters by range-gated imaging and time delay integration. Range-gated imaging gives the range of targets and realizes silhouette detection which can directly extract targets from complex background and decrease the complexity of moving target image processing. Time delay integration increases information of one single frame of image so that one can directly gain the moving trajectory. In this paper, we have studied the algorithm about flash trajectory imaging and performed initial experiments which successfully obtained the trajectory of a falling badminton. Our research demonstrates that flash trajectory imaging is an effective approach to imaging target trajectory and can give motion parameters of moving targets.

摘要: A novel underwater fiber laser vector hydrophone is presented. Theoretical and experimental analyses are carried out to test the performance of the hydrophone, which shows a sensitivity of 25 pm/g and a flat frequency response in the range of 5 Hz similar to 200 Hz are achieved. Field demonstration shows that the vector hydrophone has good directivity.

摘要: This paper addresses several key issues in the design of the mapping tool used for the FPGA application implementation in our SRAM-based FPGAs fabricated in a 0.5 micron SOT-CMOS process, with particular emphasis on FPGA architecture interrelated mapping step and packing method for CAD tool. Considering the routability and testability of the FPGA and the CAD tool, the algorithm combines the FPGA structure with the object netlist, mapping the basic elements into basic building blocks in order to reduce the resource usage. The result is proven in extensive test circuits used in our FPGA design.

摘要: In designing an FPGA based on a 0.5 micron SOI-CMOS technology we experienced a crucial task of providing a robust programmable interconnection network to drive long-line and global signals through the entire chip. The performance and signal integrity of these signals are challenged by the variation in the process as well as the signal driving condition of the individual mapped circuits. In this paper, we focus on the design of an efficient long-line signal interconnect network targeting for high speed and low power consumption of the circuit operation in a tile-based FPGA. The design and verification of the long-line with booster in the channels and the clock network circuitry are described in details. The comparison of the simulation and measured signal timing data is reported.

摘要: An approach for detecting open and short faults on the interconnect wires of a multi-FPGA system will be presented in this paper. In a multi-FPGA system with N interconnects, this approach can detect whether and where an open fault occurs by executing the IEEE 1149.1 JTAG EXTEST instruction once. To detect a single short fault, on the other hand, needs execution of [log(2) N] times where N &= 2. If multiple short connections exist, this approach will only detect the first short fault. The test time is thus greatly reduced for finding a single short fault per chip. Simulation results demonstrate that this approach can be easily implemented and determines accurate locations of the open/short faults.

摘要: A single high temperature AlN (HT-AlN) buffer has been used to relieve the stress in the growth of GaN epilayers on Si (1 1 1) substrates, but the growth of crack-free GaN on Si is still difficult due to the large mismatch of the lattice and coefficient of thermal-expansion (CTE) between GaN and Si. In this paper, we report the growth of 1.2 mu m thick crack-free GaN epilayers on 2 in. Si (1 1 1) substrates using the AlN sandwich structure as a buffer. The surface morphologies of the samples were observed using a microscope and AFM. Further analysis shows that the crack-free sample is closely correlated to the introduction of the AlN sandwich structure as the buffer. To better understand the relationship between the cracks and the stress, Raman scattering has been used to study the stress in the samples. The results indicate that the sandwich structure with top AlN and bottom AlN can more effectively accommodate the strain energy caused by CTE mismatch stress. (C) 2010 Elsevier B.V. 摘要: Ordered In(Ga)As nanostructures on GaAs are emerging as an important new class of optoelectronic and electronic materials. In this work, patterned GaAs (1 0 0) substrates were fabricated by masked indium ion implantation and subsequent annealing under arsenic capping. Anodic aluminum oxide templates are used as masks for indium ion implantation on GaAs substrate. The masked indium ion implantation substrate is used as a strain pattern for the nucleation of three-dimensional In(Ga)As islands on the GaAs substrate. Molecular-beam epitaxy growth of self-assembled In(Ga)As/GaAs quantum dots on the patterned GaAs (1 0 0) substrates has been studied. By adjusting the growth conditions, surprising alignment and pronounced round coalescence of dots under specific condition are realized. An explanation for the role of patterned substrate in determining the shape of the nanostructure is proposed. Our approach provides a general yet versatile route towards the creation of a range of nanostructure materials. (C) 2010 Elsevier B.V. All rights reserved.

摘要: Slow light devices have important applications in the areas of data buffering, signal processing, and phased array antenna. Cascaded microring resonators structure can obtain large delay and also enhance the bandwidth, which was considered as a potential approach for future on-chip optical buffer. In this paper, we demonstrated a large bandwidth slow light device using cascaded Silicon-on-insulator (SOI) based microring resonators. With carefully designed the gap between the bus and the ring waveguides and the distances between the adjacent rings, a 57 ps group delay was observed and 83 Gbps maximum allowable bit rate is suggested according the measured 3 dB spectral bandwidth in the 8-stage cascaded microrings.

摘要: This paper investigated the influence of AlGaN buffer growth temperature on strain status and crystal quality of the GaN film on Si(111) sbustrates by metal organic chemical vapor deposition. It was demonstrated by the optical microscopy that AlGaN buffer gorwth temperature had a remarkable effect on compensating tensil stress in top GaN layer and preventing the formation of cracks. X-ray diffraction and atomic force microscopy analysis showed crystal quality and surface morphology of the GaN epilayer could be improved through increasing AlGaN buffer growth temperature. 1 mu m crack-free GaN epilayer on Si (111) substrates was obtained with graded AlGaN buffer layer at optimized temperature of 1050 degrees C. Transmission electron microscopy analysis revealed that a significant reduction in threading dislocations was achieved in GaN epilayer.

摘要: We demonstrate high-speed silicon-based microring modulators and electro-optical switches which are integrated with grating couplers. Wafer-level measurements are set up for the devices characterizations without wafer cleaving and facet polishing. 10 Gbit/s NRZ modulation is realized under pre-emphasis driving signals. Switch on / off time of 300 / 380ps are demonstrated in the asymmetrical 1x2 microring switch with an add-drop crosstalk of - 23dB.

摘要: A directed logic circuit consisting of two silicon microring resonators which can perform XOR and XNOR operations has been proposed. These two operations are evaluated as the optical signal is directed along the circuit, and the results appear at some specific output ports of the circuit. A potential advantage of this new logical paradigm is that it has markedly less state delay than traditional logic circuits. Devices based on the above proposal are fabricated on an 8-inch silicon-on-insulator wafer. The microring resonators in the circuit are modulated through thermo-optic effect. Two electrical modulating signals applied to the microring resonators represent the two operands of the logical operation respectively. Bitwise XOR and XNOR operations at 20 kbit/s are demonstrated. The scattering matrix method is adopted to analyse the transmission spectra of the circuit. The symmetrical characteristics of the spectra are well described by this model. The potential applications of this device are given.

摘要: This paper describes a 16-element DFB FL (distributed feedback fiber laser) sensor array system interrogated by NI-PXI-based (PCI extensions for Instrumentation) digital PGC (phase generated carrier) technique. The lasing wavelengths of the DFB FLs are changed by the external strains or temperatures, and hence they can be used as sensors by detecting the wavelength shifts. An unbalanced MI (Michelson interferometer) is employed in the sensor array system to amplify the wavelength shifts of DFB FL sensors to detectable phase shifts. The output phase signals of the MI are separated into different channels by a DWDM, and then detected by a low-noise photodiode array. The digital PGC algorithm is realized on a PXI platform (NI, National Instruments), which consists of three FPGA (Field Programmable Gate Array) modules and a high performance system controller. The normalization of the interference fringe is proposed and realized in this paper to reduce the influence of the light intensity fluctuations, and a trigger mechanism is introduced into the digital multi-channel PGC demodulation scheme to synchronize the date among different channels. A 16-element DFB fiber laser sensor array system has been set up in the experiment and the demodulated results have demonstrated a minimum detectable wavelength shift of 1 x 10(-6) pm/root Hz, a linearity of as high as 0.9994, and a dynamic range of 110dB@100Hz.

摘要: The development of quantum cascade lasers at 2.94 -3.10 THz are reported. The materials were prepared by Veeco GEN-II solid source molecular beam epitaxy and devices were processed using standard photolithography and wet chemical etching. Lasing is observed up to a heat-sink temperature of 80 K in pulsed mode with peak light power of 14 mW at 10 K and 2 mW at 80 K.

摘要: A novel heavy haul train safety status monitoring technique based on the fiber laser sensors (flss) is proposed in this paper. Fiber laser accelerometers are used to detect the vibration of the train and then vibration signal is analyzed to estimate the safety status of the heavy haul train. The sensors and the interrogator are installed on the train so it make the monitoring system a on-road and real-time one. Due to the narrow line width of the fiber laser, the minimum detectable signal is greatly achieved than conventional fiber Bragg grating (FBG) sensors. A fiber optic interferometer is used to transform the shift of the output laser wavelength to the shift of the phase of the laser. Then phase generate carrier (PGC) technique is used to demodulate the vibration signal. A algorithm based on wavelet is introduced to analyze the mode of the vibration and evaluate the safety status. The key technologies of the monitoring system are presented respectively, such as the high-performance fiber laser accelerometers, the high-accuracy wavelength demodulation technique, and the on road safety status recognizing technique.

摘要: We present the fabrication and characterization of mid-infrared photonic-crystal quantum cascade lasers (PC QCLs). Holographic lithography (HL) instead of electron beam lithography (EBL) has been used in the preparation of PC lattices to simplify the fabrication procedures. Compared with the EBL, the HL technique provides a rapid and large area processing capability with high efficiency and low cost. Two PC lattice structures, namely a first-order square lattice and a tilted rectangular lattice were defined using a multi-exposure two-beam holographic technique, respectively. The devices with square PC lattice exhibit single longitudinal mode emission with a side mode suppression ratio (SMSR) about 20 dB. While, no sign of improvement in the far field distribution for the device was observed, which was attributed to the lack of two-dimensional coupling mechanism in this lattice structure. Whereas devices with tilted rectangular lattice PC lattices exhibit the near-diffraction-limited beam emission with the full width at half maximum of the far field divergence angles about 4.5 degrees for devices with stripe widths of 55 mu m. Single longitudinal mode emission with SMSR approximate to 20 dB was achieved in the temperature range of 80-210 K. The single-facet output power was above 510 mW for a 55 mu m x 2.5 mm laser bar at 85 K in pulsed operation. This economical and efficient holographic fabrication process of photonic crystal quantum cascade lasers with high power, single-mode operation and near-diffraction-limited beam quality would pave the way for the wide commercial application of the devices.

摘要: This paper presents a novel RFID tag chip with temperature sensor in 0.18 mu m standard CMOS process. It consists of four blocks: RF/analog front-end circuit, 192-bit non-volatile memory (NVM), temperature sensor and digital baseband circuit. A CMOS UHF rectifier with dynamic bias using switch capacitor is proposed to improve the efficiency of rectification, while avoiding using costly Schottky diodes. We design a 192-bit NVM in standard CMOS process based on FN tunneling phenomenon with extremely small current density. It dissipates only 1.8 mu W/3.6 mu W for reading/writing operation. A 0.8 mu W smart temperature sensor with +/-1 degrees C resolution without power hungry ADCs is achieved. As a result, the power consumption is 5.8 mu W, 6.8 mu W, and 8.6 mu W for reading sensor, reading NVM and writing NVM respectively. The chip core area is 0.6mm(2) in 0.18 mu m CMOS process.

摘要: Color is one of the most important descriptor in image processing. Color histogram is the most commonly used color feature and has proved to be stable representation of an image, but it might be similar in different kinds of images because it describe the global intensity distribution of images. Inspired by human image classification behavior, in this paper, a new color feature representation method called Order-based Block Color Feature (OBCF) and its application in image retrieval is proposed. Firstly, RGB values of an image were transferred to HSI values. Secondly, each color channel (H, S and I) of an image is divided into M X N blocks and then statistical values are computed to characterize the block's color features. Thirdly, block features of the same statistical value in the same row are sorted in ascending order to form a row's features. Finally, all row features are concatenated to form an image's color feature. The experimental results show that the OBCF method provides high retrieval accuracy compared with color histogram method.

摘要: High brightness InAs/GaAs quantum dot tapered lasers at 1.3 mu m were first developed with high temperature stability. The devices consisted of a straight index-guided section formed by a ridge waveguide (RW) and a gain-guided tapered section. To enhance the mode filtering, a pair of cavity spoiling grooves had been included. For two different laser lengths L = 1.5mm and 3mm with a constant full taper angle phi(TR) = 4 degrees the length of the ridge waveguide section L-2 was varied for 1.5 mm long devices, whose L-2 was 0.5mm and 1 mm, respectively. In case of L = 3 mm, the L-2 was fixed at 1mm. For above-mentioned geometries, the light power (P) - current (I) characteristics and the beam quality factor (M-2) were presented. The lasers with a smaller L-2 have higher threshold current due to the larger area of the tapered section at fixed total length. The beam quality can be improved with longer L and L-2 at fixed total length L. The M-2 was lower than the value of 3 measured under different light power, moreover, the M-2 increased with light power increasing. We also measured temperature dependence of threshold current for two kinds of lasers with L = 1.5 and 3 mm. The threshold current was almost constant over a temperature range from 30 to 70 degrees C. It is of important significance for the practical application because that the temperature range overlapped with the operating temperature range. In addition, temperature dependence of the M-2 for the lasers with L = 3 mm was also studied.

摘要: A high-speed DFB laser module in butterfly housing has been fabricated in our laboratory, which is operated in direct modulation for Ku-band. The bandwidth of the laser module is measured up to 18 GHz with highly linear characteristics and low relative intensity noise. The input points for 1 dB compression and third order interception of the laser have also been obtained as 23 dBm and 30 dBm respectively, and it can be utilized in analog optical link systems with good performance.

摘要: In this paper, a simple wavelength-locking scheme for a tunable distributed Bragg reflector laser is presented. A 1*2 wide band fiber coupler as the function of beam splitter forms two optical paths with evenly separated power, one for wavelength monitoring and the other for power reference. For wavelength monitoring, two single mode fiber collimators-one as a transmitter and the other as a receiver-form a collimated light path for laser beam and a highly stable air-paced Etalon inserted between them is used as an optical frequency discriminator to lock the laser wavelengths to several ITU channels maintain 100GHz or 0.8 nm channel spacing in C band. Meanwhile, a photodetector connected with receiving collimator by a FC/PC connector turns the optical signal into electronic signal. For power reference, one of the coupler output pots is directly connected with a similar photodetector. Then wavelength shifting signal proportional to the power differences between two optical paths could be feed backed to the phase region or DBR region for stabilizing the laser output wavelength.

摘要: Boron-doped hydrogenated silicon films with different gaseous doping ratio (B2H6/SiH4) were fabricated as recombination p layers in tunnel junctions. The measurements of I-V characteristics of the junctions and transparency spectra of p layer indicated that the best gaseous doping ratio of the recombination layer is 0.04, which is correlated to the degradation of short range order (SRO) in the inserted p thin film. 摘要: The dry etching technology is one of the key process in the 3C-SiC MEMS fabrication. In this paper, the 3C-SiC ICP etching technology will be studied. The etching gas components we used include CHF3, SF6 and O-2. The polycrystal 3C-SiC films deposited on SiO2 layer were etched in different condition. The effects of the key process parameters such as the etching gas component, the gas flow, the source power, the bias power and the etching pressure on the etch characteristics are studied detailedly. According to the results, the optimal process was obtained. Finally, we used the optimal ICP etching process to fabricate resonator successfully. The work is important and useful to fabricate the 3C-SiC MEMS devices.

摘要: SOI (silicon-on-insulator)-based micro-resonator is the key building block of silicon photonics, which is considered as a promising solution to alleviate the bandwidth bottleneck of on-chip interconnects. Silicon-based sub-micron waveguide, microring and microdisk devices are investigated in Institute of Semiconductors, Chinese Academy of Sciences. The main progress in recent years is presented in this talk, such as high Q factor single mode microdisk filters, compact third-order microring filters with the through/drop port extinctions to be similar to 30/40 dB, fast microring electro-optical switches with the switch time of & 400 ps and crosstalk & -23 dB, and & 10 Gbit/s high speed microring modulators.

摘要: A new design for polarization-insensitive silicon-on-insulator (SOI) arrayed waveguide grating (AWG) is proposed. In arrayed waveguide region, Si nanowire waveguides and slot waveguides are combined to adjust the optical path differences. For the slot waveguides, the refractive indices of the TE and TM polarizations satisfy n(TM)&n(TE) while in the Si nanowire waveguides n(TM)&n(TE), so the refractive indices of the TE and TM polarizations are complementary in these two kinds of waveguides. By calculating the relationship of Si nanowire waveguides and slot waveguides' length differences, optimizing the structure of slot waveguides and choosing the appropriate diffraction order, central channel wavelength and channel spacing can both reduce the polarization sensitivity greatly. The design process is given in detail and the simulation results demonstrate that the AWG demultiplexer can meet polarization insensitive demand.

摘要: Microcavity lasers with whispering-gallery modes (WGMs) are potential light sources for photonic integrated circuits. However, the direction emission and output power are greatly limited for microdisks with the WGMs confined by total internal reflection. Deformed microdisk with chaos mode light rays or evanescently coupled waveguide were used to realize directional emission microlasers. Different from the microdisk with traveling wave WGMs, confined modes in triangle and square microcavities are standing wave WGMs. So the confined modes can still have high Q-factors if an output waveguide is directly connected to triangle and square microcavities at the position with weak mode field distribution. Based on theoretical analysis and numerical simulation of the mode characteristics, we fabricate directional emission triangle and square InGaAsP/InP microcavity lasers with an output waveguide directly connected to the resonators by standard photolithography and inductively coupled plasma etching technique. Continuous-wave (CW) electrically-injected InGaAsP triangle and square microlasers are realized at room temperature for the triangle microlasers with side length from 10 to 30 mu m and the square microlaser with the side length of 20 mu m.

摘要: A wavelength division multiplexed linear fiber laser sensor array system using four distributed feedback fiber lasers (DFB FLs) is reported. The characteristics of frequency noise are investigated experimentally. Results show the interaction between neighboring (in wavelength space) fiber lasers spaced similar to 2.4nm is so weak that the influence of crosstalk could be omitted. With optimization of pump sequence, all the fiber laser sensors would reach the system minimum detectable frequency noise. A further discussion about the influence of transmission fiber is also included.

摘要: A 40-Gbps MQW electroabsorption modulator (EAM) with a lumped electrode monolithically integrated with a distributed feedback (DFB) laser is demonstrated. Superior characteristics are exhibited for the device, such as low threshold current of 20 mA, over 40 dB side-mode suppression ratio at 1550 nm and more than 30 dB extinction ratio when coupled into a single-mode fiber. By adopting deep ridge waveguide and planar electrode structures combined with buried benzocyclobutene (BCB), the capacitance of the EAM is reduced down to 0.18pF and over 33 GHz modulation bandwidth at a small signal has been demonstrated. Negative chirp operation is realized when the bias voltage is beyond 1.6V.
